2MBI200XAA065-50
650 V / 200 A Fuji Electric X series 2-pack IGBT module in M263 for inverters, solar converters and UPS stages.
The 2MBI200XAA065-50 is a 650 V / 200 A Fuji Electric IGBT module in the M263 2-pack package, built on the 7th-generation X series chip. A 2-pack module contains two IGBT switches with their anti-parallel freewheeling diodes, forming one half-bridge leg that you combine to build a three-phase inverter. The X series chip is thinner and more finely structured than the previous generation, which reduces inverter loss by around ten percent and lowers chip temperature, so a given heatsink can carry a higher output. The M263 package uses a low-inductance internal layout and an improved insulating substrate, and device terminals suit busbar connections for a low-inductance DC link. With a 175 C continuous operating temperature, the module is well matched to general-purpose inverters, solar and wind converters and UPS power stages that run at a 300 to 400 V DC bus. Every module is factory-traceable and ships with import declaration, certificate of origin and RoHS documentation. Designers should confirm the commutation loop inductance and size the gate drive for the switching energy at their frequency. BeiLuo holds this 650 V class module in stock and can supply samples with the full documentation package, and our FAE team supports gate-drive, dead-time and thermal design before production.
FAE Professional Review
The 2MBI200XAA065-50 is a workhorse 650 V 2-pack for inverters running from a low DC bus. The 200 A rating and 175 C capability let a modest heatsink carry real load, and the low-inductance M263 layout keeps turn-off overshoot manageable. Watch the gate loop when you push the switching frequency up.

Frequently Asked Questions
What projects suit the 2MBI200XAA065-50?
It fits inverters and power converters that run from a low DC bus in the 300 to 400 V range, such as small general-purpose drives, solar boost or inverter stages and UPS rectifiers. The 200 A rating covers most of this class with margin.
For a 600 V bus, step up to a 1200 V module such as the 2MBI300XBE120-50.
Is a 2-pack module hard to apply?
A 2-pack is the building block of a three-phase inverter: use three of them for a full bridge, or one for a half-bridge leg or a chopper. It keeps each switch thermally independent and gives you flexibility to add a brake or a separate leg.
Our selection guide walks through the layout.
What thermal points matter for installation?
Use a thin, uniform thermal interface and verify junction temperature at worst-case current using RthJC plus your interface and heatsink resistance. The X series runs to 175 C, which buys thermal margin if the rest of the design is sound.
